Module Feature

MKS FI20606 belongs to ASTeX Smart Match series automatic RF matching network. It automatically tunes internal vacuum capacitors to match impedance between RF generator and plasma chamber, minimizing reflected RF power. Fast auto-tuning response, robust mechanical structure and built-in multi-level protection circuits. Widely deployed on semiconductor etch, PVD and CVD plasma processing equipment.

Working principle: Internal servo motors drive vacuum variable capacitors to continuously adjust load impedance. Closed-loop feedback control reduces reflected power and maintains stable plasma state during process. Function

FI20606 ASTeX Smart Match RF matching network manufactured by MKS Instruments. It auto-tunes impedance to reduce reflected RF power and stabilize plasma. Mechanical wear or component contamination will lead to slow tuning, high reflected power or tuning timeout. It is core plasma impedance matching component for semiconductor vacuum process.

Installation

Follow lockout/tagout safety procedure before installation. Isolate RF power and vacuum system. Mount unit inside equipment cabinet, connect RF cables, 24V DC power and control signal cable. Perform tuning test and reflected power check before production startup.

Interface

RF input/output ports, multi-pin D-sub connector for DC power, digital communication and analog signals, status LED indicators on housing of FI20606.

Diagnostic

High reflected power: Capacitor contamination or servo motor failure. Tuning timeout: Plasma load fluctuation or mechanical jam. No response: Power loss or communication wiring fault. Interlock triggered: Over-temperature or cover open protection.
